Mesoporous materials are porous materials (pore size ranging from 2-50 nm), and M41S family mesoporous materials was first successfully synthesized by Mobil Oil in 1992, then mesoporous oxidation silicon SBA-15 with adjustable pore (2-30 nm) were synthesized by Zhao and co-workers in 1998 [5-7].
The material of SBA-15 which has many advantages for larger pore size and surface area, highly ordered two-dimensional hexagonal straight pore structure, good spread property, machinery and hydrothermal stability, controllability morphology and surface features organic functionalized, comparing with the other porous materials (such as microporous materials, macroporous materials).

Above investigation indicates the etching damage effects on the crystal quality of GaN materials.
As shown in Fig. 3, when the ANG was annealed in NH3 ambient at 950℃, the Hall mobility is increased to 559 cm2/Vs as a result of 3-min processing, which is close to that of as-grown GaN materials.
