The XRD pattern reveals that the diffraction peaks are well indexed to standard JCPDS card number 39-1490.
Fig. 2 (b) shows that the average grain size becomes 72 nm.
Fig 2 (c) depicts that the average grain size is 74 nm.
Thus FESEM results reveal that average grain size is around 72-100 nm.
By subsequent spill over, the number and the speed of electrons released to the host material increases.

The commercial availability of SiC-based devices has been limited by a number of factors including wafer supply, cost, wafer size and crystal quality.
Recently a number of vendors of 4H and 6H SiC wafers have emerged and 100 mm diameter wafers are commercially available.
Fig. 2 shows a 4H (392 nm) band-edge PL intensity map of the SiC wafer from vendor number 2 (above).
We believe that these are low angle grain boundaries.
Table 1 shows the results of an informal survey of SiC wafers that we have measured in collaboration with a number of our customers.

With the increase in the number of finely dispersed mineral additives in concrete, their water demand increases and the effect of micro-filling weakens.
This is due to an increase in the number of heterogeneous charges in the system and, as a consequence, an increase in the strength of adhesive contacts, as evidenced by the data of X-ray phase analysis.
Depending on the dispersion, the mineral additives are subdivided into cement diluent additives, similar in grain size distribution to cement, and sealants, for example, silica fume, which have a particle size of about 100 times smaller than cement grains (specific surface 20-30 m2/g) [7].
On the other hand, the micro-filler effect is based not only on the “physical factor” and its hydraulic activity, but also on the formation of the smallest grains of crystallization centers in the contact zone of cement, increasing the strength of cement stone and concrete [6, 8].
Most likely, this is due to an increase in the number of heterogeneous charges in the system and, as a result, an increase in the strength of adhesive contacts and, accordingly, the plastic strength of the cement paste.

It has been established that the main mechanisms responsible for an increase in the mechanical and tribological properties of the material are solid, dispersion, and grain boundary.
An additional pulsed melting of the modified layer was carried out with a high-intensity electron beam on the installation “Solo”, designed and developed at the Institute of High Current Electronics of the SB RAS, under the modes: the electron energy is 18 keV, the energy density of the electron beam is (45-60) J/cm2, the duration and the number of pulses is 100 microseconds, 10 pulses; 200 microseconds, 20 pulses, the pulse repetition rate is 0.3 s-1; the irradiation was carried out in an argon medium under a residual pressure of 0.02 Pa.
The carried out structure and phase studies have shown that the main mechanisms responsible for the improvement of mechanical properties of the material are: solid-solution (saturation of the crystalline lattice of titanium with atoms of carbon and boron); dispersion (separation of nanoscale particles of carbide, boride, and carbon-boride phases); grain boundary (formation of the grain structure of submicron sizes).
