The enhancement of the treatment temperature leads to the change of the film micro-structure: amorphous becomes more uniform, even becomes crystalline.Therefore, to obtain the thin film with crystal structure, the treatment temperature can be appropriately raised, but the increase of it also causes the excessive volatility of film, resulting in the reduction of its thickness.
However, large-area crystalline causes the film surface roughness, increasing the scattering effect of the carrier at the interface, leading to the reduction of the film mobility.

These results indicate that the workability due to the flow reduction is reduced because fine aggregate is made of #8 Quartz sand.

These data quantitative correlate with previously reported for Ni-contacts to n-type 4H-SiC annealed at 1100°C (φB = 0.44 eV for Nd = 7.7×1015 m-3) [6].
Recently a steep reduction of rc and decrease in φB at temperatures over 900°C for Ni-based ohmic contact to n-SiC was observed [11].
Using cross-sectional TEM-EDS (energy dispersive X-ray spectroscopy) analysis were made such conclusions: (i) the surface of substrates annealed at 1000°C was not covered with Ni2Si but with a thin layer of NiSi; (ii) the formation of the NiSi/SiC system contributes to the significant reduction in contact resistance.
