Abstract: Thick 4H-SiC epitaxial layers have been characterized using high-resolution lifetime
mapping.
Apart from impurities and intrinsic defects also other imperfections in the crystal structure such as dislocations, grain boundaries, and surface morphological defects can give rise to states in the band gap acting as effective trapping or recombination centers and reduce lifetime of the minority carriers.

Mechanism of Methylene Blue Decolorization
Methylene blue ( shortened form MB ), molecular formula: C16H8N3SCl·3H2O, is a kind of sulfur and nitrogen benzene chromogenic agent, its structure type is similar to anthracene, it is difficult to oxidize it by potassium dichromate, and we cannot determine its concentration accurately according to COD ; but at low concentrations, there is a very good linear relationship between MB absorbance and concentration, which is in accordance with the Lambert-Beer Law, so we can use the maximum absorption wavelength absorbance to reflect its concentration at.

Among the material defects or disadvantages, intrinsic to the deposition process, one can mention a) the presence of pyramidal voids (also called etch-pits) at the Si side of 3C-SiC/Si interface; b) granular structure of deposited film with important density of anti-phase boundaries (for (100) orientation) or possible presence of double-positioning boundaries (for (111) orientation); c) strong density of electrically active planar defects; d) considerable stress leading to epiwafer bow (for both orientations) and film cracking (for (111) orientation); e) protrusion formation during the growth and, last but not least, f) significant roughness of as-grown surfaces.
