Beneficial effects of using H2O2 in wet oxidation, leading to a reduction of the densities of interface states (Dit) of the SiO2/4H-SiC Si face sample, have already been reported [3].
From the above data it was observed that this H2O2 treatment has the ability to reduce the SiO2/SiC interfacial region thickness when more of these treatments are performed during sequential steps of growth/removal steps of SiO2.
