Development of self-aligned process to decrease gate length in recessed SiC SIT

The effect of forming the side wall protection between the source mesa and the gate area was simulated Introduction Silicon carbide (SiC) is expected to be widely used as a material for semiconductors for next generation power devices because of its excellent characteristics such as wide band-gap, high electric breakdown field, and high thermal conductivity[1].
We obtained an excellent self-aligned ion implantation condition for decreasing gate length and therefore the L band 4cm SiC SIT devices pulse output power improved about 50% than before. Ming de Deng in the 90’s studied the infrared radiation feature of rock, concrete and so on from loading to failure process, finding that these materials have the characteristics of the infrared radiation changes with stress[1,2].
