Self-consistent Subband Calculations of AlxGa1-xN/(AlN)/GaN-based High Electron Mobility Transistor T R Lenka1and A K Panda2 National Institute of Science and Technology (NIST), Berhampur, Odisha, Pin-761008, India 1trlenka@gmail.com, 2akpanda62@hotmail.com Keywords: 2DEG, GaN, HEMT, Heterostructure, Polarization, Subband Abstract.
A combination of wide bandgap materials (3.4 eV of GaN, 6.2 eV of AlN and 4.24 eV of Al0.3Ga0.7N) leads to high breakdown electric fields (1-3x106 V/cm), the strong polarization fields which are capable of producing high sheet charge densities of about 1x1013 electrons/cm2, high peak velocity (3 x 107 cm/s) and saturation velocity (1.5x107 cm/s) of electrons, promises high microwave power [1, 2].
It is formed at the heterointerface of wideband gap materials due to the conduction band discontinuity.

The work-piece material chosen for this study is brass.
The specific shear energy can be defined as the energy required removing a unit amount of material [6].
Causes of the size effect include ploughing of material due to large negative effective rake angles, the pressure applied to the flank face of the tool due to elastic recovery of the material, and strain-rate dependency and dislocation density [6].

These two materials are glued coaxially by epoxy, therefore, the relative motion of them will not happen in vibration process.
The base plate material is polycrystalline silicon.
