Research shows that[1-4], the heat which produce in the process of the bonding has a little influence to the bonding, furthermore, the heat is too few that can’t make metal melt to have connection, so the temperature is not the reason for bonding. ultrasonic energy can soften the bonding materials , the contact area of pad and bump will appear fold which make the bonding easier.
Their material composition are ceramic, gold, aluminum and silicon in order.
