Refractory metal systems including Pd-based metals have been extensively investigated as the ohmic contact materials [3,4].
The emitter ohmic contact materials of Pd(500� )/Ge(1200� )/Ti(300� )/Pt(300� ) and Pd(700� )/Si(1000� )/Ti(300� )/Pt(300� ) were deposited sequentially on n-InGaAs by the electron beam evaporation.
