At present, it is well accepted that low-frequency noise can be used as a predictive parameter for diagnostic of potential defects and estimation of devices reliability because of the fact that majority of failures of the devices are rooted in the consequences of the latent defects caused in the manufacturing or operating life[5]. 1/f noise whose power spectral density is in inverse proportion to the frequency in a wide frequency range is contributed by surface material mainly[6].
