Introduction The SiC heteropolytype structures (such as 3C-SiC/4H-SiC, 3C-SiC/6H-SiC, 4H-SiC/6H-SiC, etc.) consisting of chemically identical but structurally different materials [1-2], exhibit many excellent properties.
In table 1, all devices hold high values of GAmax at breakdown state, the values of GAmax of the devices included p-type 3C-SiC are relatively high, which can be attributed to the largest value of GAmax of p-type 3C-SiC among the selected materials [11].
