Fig.1 Models showing possible configurations of VSi –related defects in 6H-SiC lattice in (110) plane.
After optical pumping the rate of the transition from the MS=±1 (MS =±3/2) of the exited state 3E (4E) to the metastable 1E (2E) state is again much larger than the rates of the transitions from the MS=0 (MS=±1/2) sublevel, the rates between the state 1E (2E) and sublevel MS=0 (MS=±1/2) of the 3A (4A) ground state is much less however than the rates of the transitions from 1E(2E) to the levels Ms=±1 (MS=±3/2).
As a result, the spin sublevel MS=±1 (±3/2) of the 3A (4A) ground state is predominantly populated.

The geometry of the plane-flow hopper can be changed as illustrated in Fig. 1.
The experimental data in Tab. 1 proves, that angle η varies significantly over the different cut-planes examined and is much smaller than the theoretical value of 40°, calculated by Eq. 1.

The hydrogen bonding condition in a-Si thin films was studied by Fourier transform infrared spectroscope (FTIR, Thermo Nicolet 6700) in the spectral range between 400 and 4000 cm−1 with a resolution of 1 cm−1.
The microstructure factor (R*) of a-Si:H thin films is calculated from the following equation (1) [7, 8, 16]: (1) where I2000 and I2090 are the integrated intensities of FTIR peak at 2000 cm−1 and 2090 cm−1, respectively.
It was observed that all the thin film were amorphous, and the Raman spectrum can be devonvoluted into four parts: the transverse acoustical (TA) mode at 180 cm-1, the longitudinal acoustical (LA) mode at 300 cm-1, the longitudinal optical (LO) mode at 410 cm-1 and the transverse optical (TO) mode at 480 cm-1.
The ωTO, ГTO, ITA/ITO and ILA/ITO of the a-Si thin films with H-ion gases were 479 cm−1, 62 cm−1, 0.38 and 0.27, respectively, which was comparable with that of the plasma deposited a-Si:H thin films [17].
