Growth at higher Rg (~5µm/hr) with HCl addition caused an additional order of magnitude reduction of the BPD concentration (4.4x10 3 cm-2) (Fig. 1b), thus indicating that higher Rg as well as possibly different effective Si/C ratio caused by HCl-induced dissociation of the Si gas-phase clusters enhanced BPD conversion during the growth.
