The advantages of silicon based QDRTD
At present, the design and manufacture of QDRTD are mainly based on silicon based materials and Ⅲ-Ⅴ materials.
Due to small electron mass and high electron mobility of Ⅲ-Ⅴ materials, the RTD devices fabricated by Ⅲ-Ⅴ materials are usually easy to obtain high peak-to-valley current ratio (PVCR).
Two layers of undoped AlAs materials as barriers whose forbidden band width is larger than that of active region materials.
These need to be taken into account of the structure design and materials selection [19].
