is a binary semiconductor in IV-IV group having bright prospects for application and various isomeric types, up to now, there are more than 250 SiC poly-types[1-4] having been found, compared with other material such as Si, SiC is characterized by wider energy gap, higher electronic saturation velocity and larger critical breakdown field strength, higher thermal conductivity, smaller dialectric constant, higher thermal stability and stronger radiation resistance in terms of physics, chemistry and electricity, having become high temperature, high power, high frequency, radiation resistance, short wavelength luminescent material and the preferred functional and structural material for photoelectric integrated device beside Si, in particular, the special performance of SiC in extreme condition is much better than that of traditional semiconductor such as Si, at present, SiC has been widely applied to aerospace field including artificial satellite, rocket, missile, radar, fighter plane and civil
