The effect of forming the side wall protection between the source mesa and the gate area was simulated Introduction Silicon carbide (SiC) is expected to be widely used as a material for semiconductors for next generation power devices because of its excellent characteristics such as wide band-gap, high electric breakdown field, and high thermal conductivity[1].
We obtained an excellent self-aligned ion implantation condition for decreasing gate length and therefore the L band 4cm SiC SIT devices pulse output power improved about 50% than before.
