Compared to previous designs, this new device has three points to claim. 1) The top single-crystal silicon layer of the SOI wafer was utilized to replace diffused silicon as the resonator material, featured with low residual stress and other improved mechanical properties; 2) Silicon-to-glass anodic bonding was utilized to form a sealed vacuum chamber, leading to better long-term vacuum tightness; 3) A new modified BHF solution was used as the wet etchant to etch the SiO2 sacrificial layer of the SOI wafer and release the suspended resonant beams [11].
