This work also shows that use of diluted TMAH chemistry instead of diluted ammonia in performing poly silicon removal provides better ability in removing poly silicon especially in narrow gate structures.
Wet etching chemistry Etching poly silicon with an alkaline chemistry like diluted ammonia is a suitable solution for poly silicon etch in a RPG process.
Complete poly silicon removal inside gate structures with good surface quality towards underlying layers has been demonstrated [6].
By changing the wet etching chemistry from diluted ammonia chemistry to diluted TMAH, successful poly silicon removal has been achieved for both large and narrow areas.
This shows the need of processing at high pH (see table 1) to remove poly silicon residues on the difficult locations like the side walls of the narrow gate structures.

Analyzed result shows that the equipment has provided basement for studying the rock creep mechanism with chemistry and stress interaction.
According to this idea, when the rock is under a stress and corrosion condition, the internal structure of the rock will lead to deterioration of mechanical properties.
As the role of environmental chemistry field is related to time and space, the macro deformation of rock mass becomes a function of time and space.
This brings corrosion effect on the micro-structure of the rock mass.

Here, we will repot a new synthesis of podophyllotoxin derivatives using “click chemistry”.
In the next “click chemistry” reaction, the propargyl carbohydrates were conjugated to 2 to produce the targeted compounds.
According to structure-activity relationship (SAR) studies, we are approaching more diversity of podophyllotoxin analogs using this “click chemistry”.
General procedure for 4a-d via “click chemistry”.

Mechanical Properties of Polymer-Based Hybrid Films: Tailoring the Hybrid Interface Using Soft Chemistry.
Soft chemistry (chimie douce) processes allow the design of multifunctional composite coatings tailoring the interfaces between phases.
Hence, the use of diazonium salt (as an alternative soft chemistry) is very appropriate for the smart functionalization of CNTs.
For that, we envisaged a suitable chemistry done either on the polymer or on the inorganic component (Fig. 1).

In this publication, we demonstrate the challenges of wet cleaning of patterned structures and cleaning capabilities of newly developed Ru cleaning chemistry, FOTOPUR® R cleaning solutions.

FOTOPUR® R solution was tested on the same patterned structures as the one shown in Figures 1 and 2 and under the same process conditions as those for BASF chemistry solution A.
The chemistry provides good cleaning performance as well as compatibility on all the layers present in the test structure without generating collapse of the Ru lines.
