With the decrease of material dimensions and structure size, the semiconductor nanomaterials have more excellent features than the bulk materials in electronic and optical properties, such as belt edge blue shift (slightly blue shifted by ~30meV to bulk InAs on 20K) indicating the radial quantum confinement effects, which makes it possible to research the structure of the nano laser[1,2].Theoretically, by controlling the size and morphology of InAs nanomaterials can achieve emission wavelength is continuously adjustable from blue-ray to 3500nm, and reparation of single-electron transistors [3] resonant tunneling diodes [4] and ballistic transistors [5].In bulk form, III-V materials occur in either the zincblende (ZB) or wurtzite (WZ) crystal structure due to the energy difference between the two phases is small, however, when the dimensions of the system are reduced, the twin defects, stacking faults, and ZB-WZ polytypism are commonly reported problems [6,7].
