The crystalline structure of obtained ZnO nanorod arrays was analyzed by X-ray diffraction (XRD) (D/MAX-RB, CuK).
According to the standard XRD patterns, ZnO nanorod arrays with highly crystallized wurtzite structure are completely formed by hydrothermal methods.

Furthermore, it has been revealed that the interface properties of those annealed structures are superior to the ones of SiO2/4H-SiC interfaces, since the density of electron traps has been reduced close to Ec [7], as required for improved channel mobility in a metal-oxide-SiC field effect transistor.
Moreover, a pronounced accumulation of H takes place in the rough interface region and this may at least partly be responsible for the low density of shallow electron states reported for annealed Al2O3/4H-SiC structures.
