Though many kinds of low-k ILD materials are being studied, such as Spin On
Glasses (SOGs), polyimides, parylenes and etc. [2], most applied ILD material is still silicon dioxide.
At the beginning of CMP, SiO2 nano-particles have higher surface energy leading to adhesion to remove surface materials mainly, supplemented by mechanical scratch.

This modified could prevent the reaction between the growing materials and the growth quartz ampoule, and decrease thermal stress due to the opposite direction expansion during single crystal cooling.
