However, the high reactivity of silicon with the different compounds frequently used for the growth of nitrides (Ga, Al, H2, NH3…) makes the substrate preparation and the nucleation more delicate [6] than on a substrate like SiC, and GaN on Si suffers from a risk of crack generation due to the tensile stress induced by the large lattice mismatch (17%) and the thermal expansion coefficient difference (55%) between GaN and Si.
The integration of the capacitance from pinch-off up to 0V shows sheet carrier densities in agreement with expected values for the considered aluminum contents in the barrier, i.e., 7x10 12 cm-2 and 1.1x1013 cm-2 for Al molar fractions of 25 and 29% respectively.
For comparison, structures grown on bulk Si(111) with an Al molar fraction of 28% exhibit a carrier density of 8x10 12 cm-2 and electron mobility varying between 1590 and 1890 cm²/V.s. 1.E+13 1.E+14 1.E+15 1.E+16 1.E+17 1.E+18 1.E+19 1.E+20 1.E+21 0.0 1.0 2.0 depth (µm) N (cm-3) 1KHZ 100KHZ 2DEG GaN Conclusion In summary, GaN based HEMT heterostructures have been grown on Si(111) with intermediate 3C-SiC layers.

Palygorskite clay [Si8O20Mg5(Al)(OH)2(H2O)4·4H2O], a type of non-metallic mineral with natural fibrillar silicate, which has large specific surface area, porous structure and moderate cation exchange capacity[7-9].Palygorskite has the potential to act as an inorganic support material in synthesizing surface-imprinting polymer because of its particular intensity, special structure, stable chemical properties and abundant raw materials.

Rico et al. fabricated silica–modified PANI/ZnO on glass substrate and found out that there was possible interaction among nanocomposites [20].
Bhange et al. revealed the formation of PANI/CuO composite and its high absorbance in the ultraviolet region [19].
On the other hand, Sambo et al. synthesized PANI–ZnS thin film on acetate substrate and found out that there was blue shifting of peaks suggesting intermixing of PANI and ZnS [20].

The alloying element Al stabilized the α phase while the V stabilized the β phase [6].
Pilehva et al. [5] conducted solution treatment at temperatures 850, 900, 950ºC, and showed that the microstructure was dominated by the α phase (equiaxed and lamellar α), and the volume fraction of β phase increased with temperature.
