This work will focus on the rationale design of p-CMP cleaning systems for emerging materials (silicon carbide (SiC)) that activate the cleaning chemistry via external stimuli such as megasonic energy.
While significant work has been done on p-CMP cleaning processes for legacy materials, limited research has been reported on emerging substrates like SiC.
At the 17th International Symposium on Semiconductor Cleaning Science and Technology (2022), Cahue et al. reported that traditional PVA brush scrubbing conditions exhibited cleaning performance with supramolecular chemistries with particle removal efficiencies (PRE) north of 85%.[24] Due to the slurry particle loading and aggressive oxidation conditions required for SiC CMP, the post-clean surface roughness (Ra) increased, and significant signs of scratching formed during cleaning.
