Silicon carbide (SiC) has been verified as a promising semiconductor that can be used in harsh environment like high temperatures and radiation environment owing to its superior material properties.
Responsivity depends on several inherent factors including material refractive index, absorption coefficient, device structure, doping and temperature of operation, other external factors such as bias voltage and the power of incident light also influence the responsivity [6].
As the light is incident horizontally, the photogeneration rate will be a function of the horizontal distance as figure 2 shown, consider the optical decay length is considerably less than the collector region thickness and the total photogeneration rate across the two depletion region is (1) (2) Where P is the power of the incident light, k is Planck’s constant, v is the frequency of the incident light, a is the effective absorption coefficient of the material, R is refractive index.

The FTIR spectrum of Fe3O4 MNPs The morphology and microstructure of prepared materials were characterized by SEM and TEM.The TEM image shown in Fig3 indicates that the typical size of the magnetic cores of modified particles is in the range 8-9nm.An SEM image of the prepared modified particles is also shown in Fig3,where circular structure based on a lot of MNPs with typical size of 45-50nm can be observed.Based on the TEM and SEM images in Fig3,it can be clearly seen that these Fe3O4 MNPs with narrow size distribution are well dispersion controlled.

In this paper, the mechanical properties at 0°, 45° and 90° to the rolling direction of X80 pipeline steel is comparatively analyzed in grain size and grain boundary misorientation by SEM and EBSD. 2 Materials and methods Experimental materials were taken from hot-rolled X80 pipeline steel, and its chemical composition is shown in Table 1.
According to Hall-petch law shows that[5],while the effective grain size of the material is smaller, the material strength is high.
