Abstract.
It is well known that materials with ultrafine-grain have excellent mechanical properties.
Reduction of the mean grain size is expected to increase the yield strength and also the ultimate tensile strength at room temperature and to promote superplastic deformation at higher strain rates and/or lower temperatures than those conventionaly used for large grain size materials.
Equal-Channel Angular Pressing (ECAP) is now an accepted processing technique for the development of an ultrafine-grained (UFG) structure in bulk materials.

There are several types of materials used in RRAM, such as perovskite-type oxides [1, 3, 5], binary metal oxides [2-4, 6], organic compounds [7, 8], amorphous Si [9], and solid-state electrolytes [4].
