Above investigation indicates the etching damage effects on the crystal quality of GaN materials.
As shown in Fig. 3, when the ANG was annealed in NH3 ambient at 950℃, the Hall mobility is increased to 559 cm2/Vs as a result of 3-min processing, which is close to that of as-grown GaN materials.

In this paper, Mohr-Coulomb yield condition is transformed strain expressed to stress expressed.Based on this, analysis the effects that geotechnical material parameters internal friction angle φ,cohesion c and Poisson's ratioνto  Mohr- Coulomb yield condition and the development of soil plastic zone.In addition, using the  strength reduction FEM simulating the change of  plastic zone distribution caused by change of the geotechnical materials parameters .The results show that the internal friction angle φ, cohesion c are reducted, the plastic zone expand;Increasing the Poisson’s ratio ν, narrowing the slope’s plastic zone;Plastic zone’s different distribution is caused by different material parameters affect  the yield surface. 
The yield surface of Mohr- Coulomb yield condition is a cone surface of an irregular hexagon section,because the  geotechnical  materials in the compressed states and extended state have different strain Rhodes angle θε.
With yield surface expand, the  degree of difficulty of geotechnical materials reach  yield condition increases,then the plastic zone’s development will decrease.
