Yamamoto and Yoshida [5], based upon first – principle calculations, proposed a donor – acceptor codoping method, simultaneous doping with acceptors (e.g N) and reactive donors (e.g Al, Ga or In), which can be expected to decrease the Madelung energy, making p – type doping of ZnO with good properties possible.
Moreover, compared with Ga or In, Al has some advantages, such as low cost, environment friendly and so forth.
In this work, an attempt is made to prepare p – type ZnO films using Al – N codoping method in the ambient of O2 – N2 mixture while underwent heat treatment by magnetron sputtering and study their structural properties.
Experimental Method Al – N codoped ZnO thin films were prepared on p – type silicon (111) substrates using Edwards 306A DC magnetron sputtering.
