Molecule structure is stabilized by O¾H¼N , O¾H¼O intramolecular and intermolecular hydrogen bonds.

Oxidizing chemistries (O2/N2:H2) cause high substrate oxidation.
Table 1 summarizes the performance results of the approaches of two new chemistries, as well as acid clean, traditional oxygen + 10% Forming Gas (O2+FG) and pure Forming Gas (FG) chemistries.
Fig. 1 shows one application of HDI strip for post LDD (lightly doped drain), in which the structured wafers were processed with FG-only and C-2 approaches.
For high-K/metal gate stack strip, the traditional oxidizing chemistries also can affect the interfacial oxide between the high-k and the silicon.
Successful applications of these novel strip approaches on several customers’ structure wafers have demonstrated a path to meeting the requirements of wafer cleaning of the 28nm technology node and beyond.

The first approach was developed to address a need for cleaning chemistries with a smaller environmental footprint that were also able to clean at significantly lower process times and temperatures than conventional wet chemical cleans.
These differences in residue composition between the two structures proved to have a drastic impact on the cleaning performance window of commercial and experimental blends from one structure to another.

The temperature range of mixed grain microstructures can be decreased with a suitable steel chemistry.
The chemistry is given in Table 1.
The 10oC/s is a minimum cooling rate to obtain the fine acicular ferrite microstructure with a big structure orientation.
Comparison of the metallographic structures of two 27.5mm thickness X80 plates, it is also seen that the microstructure of 4#sample is finer than that of 3#sample.
The volume fraction of large defference of crystal oritantion structures in 4# sample at the middle thickness place is higher than that in 3# sample.

One type of binder that is attracting particular attention around the world is alkali-aluminosilicate chemistry based material the so-called geopolymers.
In this presentation we will discuss the fundamentals of geopolymer chemistry and the similarities to and differences from conventional alkali activated materials chemistry.
Those material showed almost the same characteristics as those of Davidovits’s geopolymer other than showing a semi amorphous zeolite type structure.
Such highly porous structures adsorb a large amount of alkaline liquid resulting in high amounts of sodium hydroxide in the geopolymer structure which results in weak mechanical properties.
In the XRD pattern of the 30 minute milled sample one could observe broadening of the mullite patterns which likely suggest a partial amorphisation of its structure.

These thermodynamic properties were determined using four computational model chemistry methods integrated in the Gaussian 03 (G03) chemistry package.
The nomenclature UD shows that energy for some molecular structures were unable to be determined by the computational methods in this study.

Modification of the surface chemistry is demonstrated to be an efficient approach for reducing capillary forces and consequently reduce pattern collapse.
The structure dimensions are summarized in Table I and a SEM image of the AR 10 test structures is shown in Figure 1.
Modification of the surface chemistry and surface hydrophobicity is achieved by UV/O3 treatment for 15 minutes at ambient temperature and by vapor-phase deposition of volatile silane derivatives for 1h at 140oC.

The ATR-FTIR wetting study together with statistical analysis of pattern collapse allows for fine-tuning the surface chemistry to reduce pattern collapse, while still maintaining good wetting.
